Work on high power current devices using gallium nitride has been ongoing for a while including research to build a P channel. POET acknowledged those efforts years ago.

What people have to remember is that POET is applicable to gallium nitride. It is however the gallium arsenide and high indium content to produce very fast digital logic, analog and the optical capabilities all on the same substrate including optical clock distribution that makes it so unique.
