Here is a wiki page to help understand what a nanometer actually is. I think starting at 100nm is beimg done on pourpose so that the scale down can continue for many years. It how they make money. GaAs can definatly be scalrd down, its not the material thatv is the problem. It is the fact that rhey are squeezing multiple functions on to a single chip. Thats the hard part.
